Depletion layer consists of

Asked in CBSE AIPMT 1999 · Depletion region and barrier potential

Answer: (4) immobile ions

Step-by-step solution

Idea: the name says what happened - the region has been depleted of mobile charge carriers.

Electrons that diffused out of the n side left behind donor atoms which are now positive ions, fixed in the lattice.

Holes that diffused out of the p side left behind acceptor atoms which are now negative ions, equally fixed.

What remains in the layer is therefore immobile ionised impurity atoms, and it is their charge that creates the barrier field.
